摘要	PURPOSE:To improve a semiconductor laser of this design in resistance to the variability of chips in structural parameter occurred in a manufacturing process by a method wherein a p--region is formed inside a first clad layer, an active layer, and a second clad layer along a buffer layer. CONSTITUTION:An n-type first clad layer 2 provided with a stripe-like protrusion 11 is formed on an n-type substrate 1, an active layer 3 is formed on the protrusion 11 inside the layer 2, and a p-type second clad layer 4 is provided onto the active layer 3. And, a p-type buffer layer 5 is provided above the first clad layer 2 other than the protrusion 11 so as to be in contact with the side faces of the protrusion 11, the active layer 3, and the second clad layer 4. An n-type current block layer 6, whose band gap energy is smaller than that of the active layer 3, is provided so as to bury the buffer layer 5, and a p-type contact layer 7 is formed on the current block layer 6 and the second clad layer 4. Concurrently, when a p-region 8 is formed inside the first clad layer 2, the active layer 3, and the second clad layer 4 along the buffer layer 5, the refractive index of the p-region 8 becomes smaller than that of the region inside the protrusion 11, and if the width and the carrier concentration of the p-region 8 are adequately set, an actual and a complex refractive index difference occur, so that laser beam can be stabilized in a fundamental mode.
