摘要	PURPOSE: To reduce a threshold current value and to improve temperature stability by, under the second clad layer on an active layer, providing firstly the third clad layer of second conductive type and then the second active layer of second conductive type having substantially the same forbidden band width with the first active layer. CONSTITUTION: A current prevention layer 14 buries perfectly two grooves 11 and 12, while extended from the upper side of the second clad layer 6 to an active layer 3 and the first clad layer 2. An active area 3a comprises three layers 3-5. The active area 3a is positioned under the second clad layer 6, formed of the active layer 3, the third clad layer 4 of indium phosphorus of the second inversion conductive type and the second active layer 5, of the second inversion conductive type, having the same forbidden band width as the second active layer 3 having substantially the same forbidden band width as the active layer 3. The first and second clad layers 2 and 6 have smaller refractive index and larger forbidden band width than the active layers 3 and 5 in the area of three layers 3-5. The radiation generated is not easily irradiated from the active area 3A like this way. A threshold current Ith required for laser effect less depends on temperature T because of presence of the second active layer 5.
