摘要PURPOSE:To obtain a NOR gate having a large extinction ratio by laminating a photodetector on the upper part of other part than the waveguide of a semiconductor laser, and providing an electrode terminal being common to the semiconductor laser and the photodetector. CONSTITUTION:A NOR gate of an optical input/output is obtained by laminating a phototransistor on the upper part of other part than the waveguide of a semiconductor laser, and applying a prescribed bias of positive and negative to an electrode terminal 12 being common to the semiconductor laser and the phototransistor, and a semiconductor laser (n) side electrode 14 and an emitter electrode 13, respectively. Subsequently, a current source which is connected to the common electrode terminal 12 is controlled so that an injection current to the semiconductor laser becomes a little larger than an oscillation threshold current. This state is a state of no-input, and with respect to an optical input '0', an optical input '1' of the semiconductor laser is obtained. Next, when an optical input exists in the phototransistor, a current flows between a collector and an emitter, the current injected to the semiconductor decreases, the oscillation stops, and the output goes to '0'. In such a way, an extinction ratio can be made large.
