Typically contacts are made to a heterojunction laser structure consisting of N and P aluminium gallium arsenide layers sandwiching an N or P aluminium gallium arsenide layer of which the aluminium arsenide content is less than that of the flanking layers and less than 30% via N and P type gallium arsenide layers, the entire structure being formed by liquid or vapour epitoxy. Similar contact regions may be provided on a light emitting PN diode of gallium arsenophosphide. Dopants may be Ge, Si, Te or mixtures thereof.

主权项	A semiconductor device comprising an active part consisting of a solid solution of compounds of the form AlxGa(l xXAs or GaPxAs(1-x), to which an ohmic contact is made, said ohmic contact consisting of an outer metallic layer and an additional passive semiconductive grown layer of a compound of the form GaAs between the outer metallic layer and the active part, said passive layer not forming part of any P-N junctions.
