摘要	PURPOSE:To reduce the threshold value of a laser and to increase the output of a semiconductor device by applying a current to an active layer having a narrow width by using a semi-insulating substrate. CONSTITUTION:Zn is diffused in an iron-doped semi-insulating InP substrate 31 to form a striped zinc-diffused region 32. Then, a stepwise difference 33 is formed. Then, a P type InP buffer layer 34, an undoped GaInAsP active layer 35, and an N type InP clad layer 36 are grown. Then, an etching is performed with hydrochloric acid, and the layer 35 is exposed. Subsequently, the portion between the layers 32 and 36 is etched. Then, a heat treatment is performed to block the layer 35 of the etching side by utilizing the thermal deformation of the InP. Then, electrodes 38, 39 are formed.
