摘要 | The 3-55 mu m vertical cavity surface emitting laser (VCSEL) component has an active layer (3) with an injection zone width (d) less than the component width, a radiation intensifying medium and two mirrors which are reflective at the emission wavelength and which are located respectively above and below the intensifying medium. The intensifying medium includes a circular barrier (8) facing the active material (3), the barrier preventing current passage and delimiting, at its centre facing the injection zone, a current passage channel of width (c) less than the injection zone width (d). Also claimed are six processes for the production of the above VCSEL. |

主权项 | A vertical-cavity surface-emitting laser component operating at a wavelength lying in the range 3 µm to 55 µm, the component comprising a layer (3) of active material having an injection zone of width ( d) that is smaller than the width of the component, said zone emitting radiation when an electrical current is injected therein, the component also comprising an amplifying medium for amplifying the radiation and two mirrors (12, 16; 12, 20) that are reflective at the emission wavelength and disposed respectively above and below the amplifying medium, characterized in that the amplifying medium includes a circular barrier (8; 26) extending facing the active material (3), said barrier opposing the passage of current and defining a current-passing channel in its center facing the injection zone, said channel being of a width ( c) that is smaller than the width ( d) of the injection zone. |
